Physical effects
MOS Model 20 (MM20) is an asymmetrical, surface-potential-based LDMOS model, giving an accurate physical description of the transition from weak to strong inversion in the channel region, as well as from accumulation to depletion in the drift region. MM20 includes an accurate description of all physical effects important for LDMOS devices, such as:
- Weak and strong inversion in the channel region
- Accumulation and depletion in the drift region
- Mobility reduction in both the channel and the drift region
- Velocity saturation in both the channel and drift region
- Conductance effects of the channel region (channel length modulation, DIBL and static feedback)
- Weak avalanche currents in the channel region
Besides the dc-currents and their derivatives (i.e. conductance's), MM20 gives a description of the nodal charges and their derivatives (i.e. capacitances), and the noise-power spectral densities. Furthermore, MM20 has both temperature scaling and geometry scaling rules included.
