  • A new instance parameter PRINTSCALED has been added to this model. When PRINTSCALED is set to any value other than zero (the default) the model will print the scaled parameters of the model when the DC operating point information is printed.

  • Mos Model 903 is implemented in a thread-safe way.
2009/12 Release of MOS MODEL 9, 903.1.0
 
  • Mos Model 903 has been transformed to a real SiMKit model. There are minor differences with respect to the PMK (Pstar specific) and SMK (Spectre specific) implementations of this model in earlier SiMKit versions. The SMK implementation of the OP parameters was not in line with the Modelbook, therefore some differences may be observed now. For Spectre the electrical model mos903e is also new.A version with selfheating is also available (geometrical model only).
  The selfheating model has the extra parameters:
 
  • RTH - Thermal resistance
  • CTH - Thermal capacitance
  • ATH - Temperature coefficient of the thermal resistance

  • Addition of flicker noise model; and
  • Coefficient Wdog and Ftheta1 have been placed in the list of scaling parameters.
