The physics-based compact model RFLDMOS developed at NXP Research is an electro-thermal model used as a base in the models of NXP RF power LDMOS transistors. It is suitable for DC, small-signal, large-signal and time-domain simulations.
Files available
For Advanced Design System™ (ADS) from Agilent Technologies a Design Kit containing compiled versions of the RFLDMOS010 model has to be installed to use the models of the LDMOS transistor types. For each ADS version listed in the table below Design Kits, are available. No additional VerilogA license for the ADS suite is necessary for the usage of the models.

Please, REMOVE old versions of the RFLDMOS model BEFORE installing the new one!
